On the basis of material used, power transistors are classified into two types – Silicon & Germanium power transistors.

The typical value of maximum junction temperature in silicon power transistor lies in the range of about 150o C to 200o C while the maximum junction temperature range for Germanium power transistor is 100oC to 110oC.

Comparing the maximum junction temperatures of both the types of power transistors, Silicon power transistors possess higher range values of junction temperature. Therefore, they have the ability to withstand at higher junction temperatures.
