As far as the doping level in n-p-n bipolar transistor is concerned, the thickness of different layers affect the characteristics of the device. In a typical n-p-n bipolar power transistor, the emitter layer is heavily doped while base layer exhibits moderate level of doping.

Since the n+ region has the capability of terminating the drift region, it exhibits similar doping level as that of emitter & hence, it acts as a collector contact.

Therefore, n- region is lightly doped & assists in deciding the breakdown voltage & however, it is also renowned as collector drift region.
